Abstract:
     The invention exposes a semiconductor light-controlled variable capacitor, which belongs to semiconductor photoelectric component. It is a semiconductor component controlled by light source and sensitive to the optical radiation and has MINP four layer structure, with its two terminal voltage as reference parameters and with its two terminal capacity values varying with the variation of optical intensity. It is used in following aspects: as photosensitive variable capacity diode, variable capcity type photocontrolled switch, photoelectrical coupler, photo-controlled active filter and optical intensity-frequency converter, etc. The component is made in ordinary technology process, which is mutually receptible with that of integrated circuit, so that it is easy to fabricate integrated block with complex performance.
